Abstract

Lithography process drift can move a fabricated pattern outside its process window, producing unqualified scanning electron microscopy (SEM) morphology. We present LithoWorld, an endpoint world model for SEM-guided parameter recovery. Interior representative targets jointly determine qualified reference appearance and correction supervision. A causal predictive branch aligns currentimage features with endpoint representations, while a conditional flow policy generates a two-dimensional correction as an action chunk. The model learns from 173 groups of measured SEMs organized as focus-exposure maps, preserving unmeasured cells as unknown. On 200 test pairs from the 73-group subset, LithoWorld achieves 88.5% qualified-region success and 46.0% interior success, exceeding the strongest comparison method by 2.5 and 6.0 percentage points, respectively. Ablations separate the effects of target selection, endpoint alignment, and output parameterization. Qualitative SEM retrieval illustrates recovery to qualified interiors without requiring exact reference-coordinate matching.

LithoDreamer: A Physics-Informed World Model for Multi-Stage Computational Lithography

As semiconductor technology nodes scale, computational lithography is essential for ensuring yield and performance. However, lithography is a continuous physical process involving mask optimization, optical imaging, resist exposure, and development, which existing models fail to capture. To overcome this limitation, we present LithoDreamer, the first physics-informed World Model (WM) framework for computational lithography, which formulates the ``Layout-Mask-Resist Image-After Development Image (ADI)'' pipeline as a decision-driven multi-step evolution system. LithoDreamer captures feature changes between adjacent states to model stage-specific physics-informed latent spaces, in which it controls process intervention exploration and drives subsequent state transitions. To achieve interpretable intervention optimization without continuous supervision, we propose a contrastive variational optimization paradigm that contrasts the latent differences between intervention paths with variational evolution constraints, guiding the model to generate evolutions consistent with real lithography physics. Experiments show LithoDreamer achieves state-of-the-art performance in forward evolution and inverse planning. Failure-Aware Refinement of Vision-Language Model for Lithography Defect Detection

Semiconductor lithography inspection requires reliable detection of small pattern defects such as bridge, burr, pinch, and contamination. In this study, we propose a two-stage vision-language framework that combines initial defect detection with prediction refinement. In the first stage, Qwen3-VL is fine-tuned with LoRA as a vision-language adapter to predict defect counts, defect categories, and normalized bounding boxes from lithography images. However, direct fine-tuning may still produce common test-time errors, including false positives, missed defects, and incorrect defect types. To address this limitation, the second stage trains a refinement module using first-stage prediction failures and their corrected labels, allowing the model to review and revise initial outputs. By learning from cases where the initial adapter fails, the refinement process improves defect inference beyond single-stage fine-tuning.

Pushing the Limits of Inverse Lithography with Generative Reinforcement Learning

Inverse lithography (ILT) is critical for modern semiconductor manufacturing but suffers from highly non-convex objectives that often trap optimization in poor local minima. Generative AI has been explored to warm-start ILT, yet most approaches train deterministic image-to-image translators to mimic sub-optimal datasets, providing limited guidance for escaping non-convex traps during refinement. We reformulate mask synthesis as conditional sampling: a generator learns a distribution over masks conditioned on the design and proposes multiple candidates. The generator is first pretrained with WGAN plus a reconstruction loss, then fine-tuned using Group Relative Policy Optimization (GRPO) with an ILT-guided imitation loss. At inference, we sample a small batch of masks, run fast batched ILT refinement, evaluate lithography metrics (e.g., EPE, process window), and select the best candidate. On LithoBench dataset, the proposed hybrid framework reduces EPE violations under a 3,nm tolerance and roughly doubles throughput versus a strong numerical ILT baseline, while improving final mask quality. We also present over 20% EPE improvement on ICCAD13 contest cases with 3×\times speedup over the SOTA numerical ILT solver. By learning to propose ILT-friendly initializations, our approach mitigates non-convexity and advances beyond what traditional solvers or GenAI can achieve.
